Mitsubishi Electric's newly developed Smart-1 series IGBT module was first unveiled at the PCIM 2011 Asia Exhibition (Booth No. A78-A87), which opened on June 21st at the Shanghai International Convention Center, together with its popular V1 series IPM. The new PV-IPM and the new MPD series modules show visitors their powerful inverter industrial technology, providing customers with smaller, lower-loss, and larger-capacity power modules, which are well received by the industry.

Mitsubishi Electric's newly developed Smart-1 series IGBT modules use the 6th generation CSTBTTM silicon technology and automatic crimp assembly technology. The module's saturation voltage is reduced, power loss is low, and the junction temperature of the silicon can be as high as 175 ° C, and the operating temperature of the silicon wafer can be as high as 150 ° C.

Smart-1 series IGBT modules are mainly used in industrial variable frequency motor drive and servo drive. There are two kinds of module circuit topology developed, one is CIB (Converter Inverter Brake) for rectifying inverter brake, and the other is 6 1 module. Among them, the current/voltage level of the CIB module is 15A~35A/1200V, and the current/voltage level of the 6-in-1 module is 25A~50A/1200V.

In recent years, in order to use energy more efficiently, frequency-adjustable frequency converters are widely used in industrial motor drive control systems. The output part of the inverter generally uses the power semiconductor module IPM with built-in drive circuit and protection circuit to switch the current at high speed. Therefore, an IPM with low loss, high power, and small size is required.

Mitsubishi Electric introduced the industrial 2-unit V-series IPM in 1998. Now we are introducing a low-loss small V1 series IPM for high-power motors, which can be used for inverters above 37kw and servo drives of 15kw or more. The new V1 series IPM unifies Mitsubishi Electric's early 2-unit S series and V-series IPM into two packages, using CSTBTTM silicon with low loss, optimized temperature sensor integrated on silicon, and power cycle capability. Compared with previous products, it has been significantly improved. The voltage is available in 600V and 1200V, and the current is from 200A/1200V to 800A/600V. The V1 series IPM reduces the power loss of the inverter by about 20% compared to the old product (PM300DV1A120 compared to PM300DVA120). In addition, the V1 series IPM has a temperature sensor on each of the silicon chips for temperature detection. Compared with the old V series IPM, the temperature protection function of the new V1 series IPM is enhanced.

In order to suppress global warming, we are now pushing forward solar power systems that use natural energy. The solar power generation system for residential use converts the direct current of the solar panel into alternating current. Since the voltage-regulated power converter is installed indoors, the size of the power converter is required to be as small as possible. Mitsubishi Electric's new packaged PV-IPM enables the miniaturization of power converters for solar power systems.

The novel module can also be used in a power converter such as a fuel cell system. The area of ​​the new product is reduced by about 30% compared to the previous product, thereby contributing to the miniaturization of the power converter. According to the number of built-in power silicon wafers, the series can be divided into 4 units, 5 units and 6 units. The corresponding circuit topology is single-phase inverter circuit, single-phase inverter plus one boost circuit. Single-phase inverter plus two boost circuits. The rated current includes two current levels of 50A and 75A.

In addition, this new product is also suitable for industrial large-capacity inverters, uninterruptible power supplies (UPS) and other devices.
The New-MPD series IGBT modules are specially packaged for high-current dedicated internal structures and use low-loss 6th-generation IGBT silicon wafers to increase the rated current to more than 1.5 times that of the original MPD series. With a current rating of 2,500 amps, the CM2500DY-24S is the largest current in industrial 2-cell IGBT modules, enabling systems that use natural energy to generate more capacity. At the same time, in order to improve the cooling efficiency of water cooling, the silicon wafer layout space inside the module maintains a large margin.
